Defects annealing and impurities activation in III-nitride compound

Patent image
NRL

A GaN sample in a sealed enclosure is heated very fast to a high temperature above the point where GaN is thermodynamically stable and is then cooled down very fast to a temperature where it is thermodynamically stable. The time of the GaN exposure to a high temperature range above its thermodynamic stability is sufficiently short, in a range of few seconds, to prevent the GaN from decomposing. This heating and cooling cycle is repeated multiple times without removing the sample from the enclosure. As a result, by accumulating the exposure time in each cycle, the GaN sample can be exposed to a high temperature above its point of thermodynamic stability for a long time but the GaN sample integrity is maintained (i.e., the GaN doesn't decompose) due to the extremely short heating duration of each single cycle.

Integrated composite perovskite oxide heterostructure

Patent image
ARL

An integrated heterostructure material is achieved by combining the attributes of two perovskite oxide film growth methods, RF sputtering and the metallo-organic solution deposition (MOSD) technique, in combination with employing a novel integrated material design consisting of a SrTO3 thin film layer which serves as a template to achieve a property enhanced, BST-based thin film overgrowth. In specific the integrated materials design consists of a thin RF sputtered SrTiO3 film (lower layer) which underlies a substantially thicker MOSD over-growth Mg doped BST-based film (upper layer). The inventive material design and combinational film growth fabrication method thereof enables beneficial critical material/device characteristics which include enhanced dielectric permittivity in concert with low loss; low leakage current density; high voltage breakdown strength; high tunability; controlled and optimized film microstructure; and a smooth surface morphology with minimal surface defects. The invention enables miniature highly (voltage) tunable frequency agile devices and/or charge mediated voltage controlled magnetic devices for RF/microwave communications, RADAR, and electronic warfare applications.

Formation of graphene on a surface

Patent image
NRL

Methods of forming a graphene material on a surface are presented. A metal material is disposed on a material substrate or material layer and is infused with carbon, for example, by exposing the metal to a carbon-containing vapor. The carbon-containing metal material is annealed to cause graphene to precipitate onto the bottom of the metal material to form a graphene layer between the metal material and the material substrate/material layer and also onto the top and/or sides of the metal material. Graphene material is removed from the top and sides of the metal material and then the metal material is removed, leaving only the graphene layer that was formed on the bottom of the metal material. In some cases graphene material that formed on one or more side of the sides of the metal material is not removed so that a vertical graphene material layer is formed.

Strips for imparting low nonlinearity to high temperature superconductor microwave filters

Patent image
NSWCCD

Based on its superconductive properties relating to “nonlineanty,” a conventional HTS strip is divisible into three “domains,” namely, a medial domain and two lateral domains. The nonlinearity associated with the conventional strip's medial domain is considerably greater than that which is associated with its lateral domains. Similarly divisible into a medial domain and two lateral domains, the present invention's HTS strip uniquely exploits these physical distinctions by causing more (e.g., most) of the current that it conducts to be conducted by its lateral domains. Various inventive designs accomplish this through narrowing or interruption/punctuation (e.g., via holes and/or trenches) or degradation, or some combination thereof, of the medial domain. By thus “re-proportioning” current conduction as compared with a conventional strip, an inventive strip succeeds in “re-proportioning” the associated nonlinearities. Consequently, the total nonlinearity associated with an inventive strip is significantly lower than that which is associated with a conventional strip.

Method of producing glycine-stabilized, lyophilized plasma

Patent image
AMRMC

The invention is directed to stabilized whole-cell plasma, which retains the integrity and overall stability of the proteins and other macromolecules of the plasma. Stabilization is accomplished by the addition of glycine to plasma which allows for stabilization prior to freeze drying. Glycine, in the presence of the salt concentration in the plasma, does not recrystallize and acts as a superior stabilizer for the lyophilized plasma. The stability of the freeze dried plasma may be further improved by addition of protectants including calcium chloride, trisodium citrate, hydroxyethyl starch, ammonium sulfate and citric acid to maintain physiologic pH. Superior stability for a wide variety of plasma proteins and functions is shown. A system for the large scale preparation of sterile lyophilized plasma is also provided.

Multifunctionally graded environmental barrier coatings for silicon-base ceramic components

Patent image
ARL

A multilayered coating system consisting of a multicomponent zirconia-base or hafnia-base oxide top layer, an interlayer comprised of a plurality of sublayers and a bond coat layer is provided. The multilayered coating system of the present invention, with an interlayer comprised of a plurality of sublayers, provides a protective coating solution for silicon-base ceramic components exposed to very high temperatures and/or high gas flow velocity water vapor combustion environments. The plurality of sublayers affords for a multitude of interfaces that aid in phonon scattering within the coating system and thereby reduces its thermal conductivity. Furthermore, the plurality of interlayer sublayers afford a strain tolerant buffer between the top layer and substrate and thereby accommodate the thermal expansion mismatch between the oxide top layer (coefficient of thermal expansion (CTE) up to ˜8-10×10−6 m/m-C) and the silicon-base ceramic substrate (CTE≈4-5×10−6 m/m-C).

Binary or higher order high-density thermodynamically stable nanostructured copper-based tantalum metallic systems, and methods of making the same

Patent image
ARL

A binary or higher order high-density thermodynamically stable nanostructured copper-tantalum based metallic system according to embodiments of the invention may be formed of: a solvent of copper (Cu) metal that comprises 70 to 100 atomic percent (at. %) of the metallic system; and a solute of tantalum (Ta) metal dispersed in the solvent metal, that comprises 0.01 to 15 at. % of the metallic system. The metallic system is thermally stable, with the absence of substantial gross grain growth, such that the internal grain size of the solvent metal is substantially suppressed to no more than about 250 nm at approximately 98% of the melting point temperature of the solvent metal and the solute metal remains substantially uniformly dispersed in the solvent metal at that temperature. Processes for forming these metallic systems may include: subjecting powder metals of solvent and the solute to a high-energy milling process using a high-energy milling device to impart high impact energies to its contents. Due to their high-density thermodynamically stable nanostructured, these metallic systems are an ideal candidate for fabricating shaped charge liners for ordinance.

Inverted light emitting diode having plasmonically enhanced emission

Patent image
NRL

An LED device having plasmonically enhanced emission is provided. The device includes an inverted LED structure with a coating of metal nanoparticles on the surface chosen to match the plasmonic response to the peak emission from the active quantum well (QW) emission region of the LED. The active QW emission region is separated from the metal nanoparticles on the surface by a thin n-type contact layer disposed on a top side of the active QW emission. A p-type layer is disposed immediately beneath the active QW emission region and injects holes into the active QW emission region. The n-type contact layer is sufficiently thin to permit a coupling of the surface plasmons (SPs) from the metal nanoparticles and the excitons in the active QW emission region. The SP-exciton coupling provides an alternative decay route for the excitons and thus enhances the photon emission from the LED device.
